Apple's M5 Pro chip is set for a major turning point, adopting TSMC's latest packaging technology "SoIC-mH" to separate CPU and GPU designs. Details have emerged about the new architecture aiming for server-grade performance and improved manufacturing efficiency.

A Major Shift from Integrated Design

Until now, Apple's M series chips have used a System-on-Chip (SoC) design that integrates CPU and GPU into a single package. However, according to renowned analyst Ming-Chi Kuo, the M5 series will see a major design change for Pro models and above. For the M5 Pro, Max, and Ultra models, Apple will shift to a design that physically separates the CPU and GPU, adopting TSMC's latest packaging technology "SoIC-mH."

The newly adopted SoIC-mH (System-on-Integrated-Chips-Molding-Horizontal) is TSMC's 2.5D packaging technology that significantly improves thermal performance. This allows for extended chip operation time and the ability to maintain higher performance. It is also expected to improve yield in the manufacturing process.

Regarding the production schedule, a phased rollout is planned: the standard M5 in the first half of 2025, the M5 Pro and Max in the second half of 2025, and the M5 Ultra in 2026. All models will adopt TSMC's latest process node N3P, and are reportedly already in the prototype stage.

Deployment as an Apple Intelligence Foundation

Notably, the M5 Pro chip will also be adopted for Apple Intelligence servers called "Private Cloud Compute (PCC)." PCC forms the core of the infrastructure supporting the suite of AI features called Apple Intelligence, which recently began rolling out to iPhone users. According to Ming-Chi Kuo, once mass production of the high-performance M5 chip begins, the construction of this PCC infrastructure will accelerate significantly.

The server-grade performance achieved through the newly adopted 2.5D packaging technology is said to be particularly suited for AI inference processing. This is because separating the CPU and GPU allows each processor to be optimized for inference tasks. It is expected that the new design will enable efficiency in large-scale AI processing that was difficult to achieve with the conventional SoC design.

This infrastructure deployment indicates Apple's intent to substantially strengthen its cloud-based AI services. Of particular note is the privacy-focused approach implied by the word "Private." Apple is pursuing a strategy of providing advanced AI features while ensuring user data privacy through server infrastructure it manages itself. The adoption of the M5 Pro chip will be a crucial element supporting this strategy from a technical standpoint.
